This paper describes a new BiCMOS circuit scheme for the low-supply-voltage deep submicron regime. A quasi-complementary BiCMOS (QC-BiCMOS) is proposed to perform twice as fast as a CMOS even at a 2.5-V supply without a pnp bipolar transistor.
