Diffused two−dimensional optical waveguides in GaAs

Abstract

TE00 and TE01 optical waveguide modes have been observed in GaAs stripe p−n junctions produced by zinc diffusion through SiO2 masks into n−type substrates. Excellent agreement was found between guided light profiles at 1.15 μm and those predicted on the basis of refractive index profiles given by the free−carrier plasma effects.
