In this paper we describe a new class of high-speed (∼200 ps) photoconductive detectors that have internal gain (∼10) and operate at low-bias voltage (∼5 V). These detectors also have moderately low noise (neise equivalent power (NEP) ∼ 10 <sup xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">-11</sup> W. Hz <sup xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">-1/2</sup> ) so that they are expected to find practical applications in high-speed optical receivers.
