Abstract

An effective-mass envelope function approach is applied to tunneling in quantum wells with nonplanar heterointerfaces. Epitaxial-growth-related interface roughnesses and islands complicate electron-tunneling processes and degrade resonant tunneling in double-barrier structures. Basic theoretical techniques are developed and applied to both single- and double-barrier cases.
