The fabrication and operating characteristics of InGaAsP inverted rib-wavelength lasers emitting at 1.3 μm wavelength are described. Stable zero-order lateral mode CW operation has been achieved up to 20 mW output power and CW lasing up to 90°C has been obtained. Spectral measurements and reliability data are also presented.
