Abstract

Injection locked oscillator is an alternative way to fully integrate a low power, low phase noise frequency synthesizer. A 2.64GHz synchronous oscillator has been implemented on a 0.8µm, two metal layers standard BiCMOS technology. Prototype is able to lock on the 6thharmonic of an external signal and its locking range is about 11MHz for a 440MHz injected signal. Using VLSI compatible metal-metal capacitor, the power consumption of the oscillator core has been lowered to 5mA on a 2.7V battery.
