Solution-processed p-type and n-type organic transistors with short channels are developed for use in high-speed organic complementary circuits. The contact resistance of p-type transistors is estimated to be 123 Ω cm. Ring oscillators using complementary circuits demonstrate a response speed of 110 kHz per stage, and high-speed organic rectifiers based on the short-channel p-type transistors demonstrate response speeds above 22 MHz.
