The first complementary anti-parallel Schottky diode frequency tripler in CMOS is demonstrated. The tripler exhibits <formula formulatype="inline" xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink"> <tex Notation="TeX">$\sim {34}\mathchar"702D {\rm dB}$</tex></formula> minimum conversion loss, <formula formulatype="inline" xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink"><tex Notation="TeX">$-24 \mathchar"702D {\rm dBm}$</tex></formula> maximum output power at 150 GHz, and 3 db output frequency range of <formula formulatype="inline" xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink"><tex Notation="TeX">$\sim {10}~{\rm GHz}$</tex></formula> .
