A four-channel DFB laser transmitter OEIC incorporating JFET drive electronics on an InP substrate is described. Fully functional circuits have been fabricated with singlemode lasers operating in the 1545–1560 nm window, with wavelength separation between adjacent channels of ̃0.8nm. Laser modulation at 155 Mbit/s was achieved. To the authors knowledge this is the first demonstration of a monolithic four-channel transmitter OEIC based on JFETs and DFB lasers.
