Terahertz lasing in a quantum cascade structure in pulsed mode up to a temperature of 87K at a wavelength of λ=88 µm (3.4 THz) has been obtained. At 5K, a peak power of approximately 3.4 mW is observed, with still ∼1 mW at 78K.
