Colossal permittivity up to 106 at 1 KHz (0.1 < tan δ < 0.7) was achieved on 70 nm Ba0.95La0.05TiO3–x materials. The colossal permittivit value is observed in nanomaterials displaying high concentration of charge carriers and low activation energy interfaces.
